摘要
为解决国产SiC功率模块的热阻不能准确测试的问题,开展了非开关式电学法在线测量模块热阻的研究.提出模块热阻测试方案,设计搭建模块热阻测试平台,结合器件结构特点和工艺特点,研究获得适用于模块的热阻测试方法,并选用两款典型SiC功率模块进行了验证,验证了测试结果的准确性.
Abstract
To address the issue of inaccurate testing of thermal resistance in domestic SiC power modules,research has been conducted on online measurement of module thermal resistance using non switching electrical methods.This paper propose a module thermal resistance testing scheme,design and build a module thermal resistance testing platform,and combine the structural and process characteristics of the device to study and obtain a suitable thermal resistance testing method for the module,and two typical SiC power modules were selected for verification,verifying the accuracy of the test results.
