摘要

随着集成电路的飞速发展,电路功能越来越复杂,往往会产生多路输出波形,要求在老炼试验中尽可能的监测所有信号,因此老炼试验的覆盖率和可靠性直接决定集成电路筛选质量.本文通过对一种用于老炼试验的信号监控系统的设计实例,探讨一种新的信号监控实现方式,以此希望可以给老炼工程师在试验环节提供一些帮助.

Abstract

With the rapid development of integrated circuits,the circuit function is becoming more and more cmoplex,and the burn-in test is required monitoring as many signals as possible,therefore,the coverage and reliability of the burn-in test directly determine the screening quality of integrated circuits.This paper uses the example of the design of a signal monitoring system,to find a new way to monitor the signal,and gives some suggestions on the selection,in order to give some help to the aging engineers in burn-in.
