在半导体制造设备水平向测量系统中,坐标系转换偏差标定能够有效降低物料台之间的转换偏差,提高工件定位精度.提出了一种基于信号处理的坐标系偏差标定技术,采用差分拟合方法检测标记精确位置,根据标定板上多个标记点标定偏差族,并补偿到测量系统中.实验结果表明,该方法能够有效增强模型检测精度,降低噪声影响,具有较高的稳定性与适应性.
Coordinate System Deviation Calibration Technique Based on Differential Fitting
In the horizontal measurement system of semiconductor manufacturing equipment,coordi-nate system transformation calibration can effectively reduce the conversion deviation between materi-al mergers and improve the positioning accuracy of materials.This paper proposes a coordinate sys-tem deviation calibration technique based on signal processing.The differential fitting method is used to detect the calibration marker's position,and a calibration deviation family is established base on multiple markers on the calibration board,thus compensating for the measurement system.Experi-mental results demonstrate that this method can effectively enhance the accuracy of model detection,reduce noise interference,and exhibit high stability and adaptability.
