摘要

毫米波雷达传感器产品是汽车高级驾驶辅助系统(ADAS)中的关键核心部分.介绍了一款毫米波雷达用印制电路板(PCB),采用双马来酰亚胺三嗪树脂(BT)类材料制作了 10层任意层互连高密度互连(HDI)板,对其出现的工艺、品质问题进行性能分析改善和测试.结果表明:此款BT类材料耐热性不足和表层无铜区设计易分层的问题,可通过应用烘板及缓冲材料、优化铺铜等措施得到有效解决,确保了 4D车载毫米波雷达产品的制造质量和性能稳定性,满足了客户及市场的需求.

Abstract

Millimeter wave radar sensor products have become a key part of advanced driving assistance systems(ADAS).This article introduces a printed circuit board(PCB)for millimeter wave radar,which uses bismaleimide triazine(BT)materials to make 10 layers of any layer interconnecting high density interconnector(HDI)boards.Its performance is improved and tested to meet customer and market needs.The results show that the problems of insufficient heat resistance and easy delamination in the surface copper free area design of this type of BT material have been effectively solved through the application of baking plates and buffer materials,optimization of copper laying methods,and other measures,ensuring the manufacturing quality and performance stability of 4D vehicle mounted millimeter wave radar products,and meeting the needs of customers and the market.
